A survey of digital circuit testing in the light of machine learning

This review summarizes the recent advances made in the field of digital circuit testing in the light of machine learning. We look at the different problem settings where machine learning tools have been successfully applied to facilitate fault detection and diagnosis in integrated circuits. The potential sources of relevant data are also identified. Lastly, we look at the future directions.
